Mitsubishi Electric to ship 5th-generation SiC-MOSFET bare-die samples
The new trench-structure devices target xEV inverters and electric axles
Mitsubishi Electric said it will begin sequentially shipping samples in late June of two types of new 5th-generation silicon carbide (SiC) metal-oxide-semiconductor field-effect transistors (MOSFETs) in bare-die form for inverters used in drive motors and electric axles of electric vehicles, plug-in hybrid vehicles and other electrified vehicles (xEVs).
